P-Channel Logic-Level MOSFETs and Related Switch Parts

Explore P-channel MOSFETs for designs that need a specified gate-drive voltage, from compact surface-mount parts to power packages. This collection is mixed: it also contains N-channel devices, complementary N/P arrays, an RF LDMOS, bipolar transistors, JFETs and assembled switch boards. The collection name is a shopping guide, not a guarantee that every listing is a P-channel MOSFET or fully enhanced by a 3.3 V control signal.

P-channel choices and packages

  • Small SMD: DMG1013T-7 SOT-523, AO3401/AO3407 and BSS84 SOT-23, SSM3J356R SOT-23F, IRF7410TRPBF SOP-8 and FDS4953-family dual P-channel SOP-8 listings. ESN4485 DFN 3×3, SI7309DN QFN-8, SI7617DN PowerPAK 1212-8 and HY15P03C2 PPAK 5×6 require their own land patterns and thermal design.
  • Power and through-hole: AOD409, AOD4185, IPD900P06NM, IPD90P04P4L-04, STD10P6F6, HY19P03D, NCE40P40K, JMGK540P10A and SM1A16PSUC in TO-252 variants; BUK6Y14-40PX LFPAK56, NCE30P25S SOP-8, NCE30P50G DFN-8 5×6, ZXMP3A16GTA/GTC SOT-223, 2SJ378 TO-126L, IRF9640PBF and IRF4905 TO-220, IRFP9140NPBF TO-247, IRF4905S TO-263 and ZVP2110A TO-92. Similar model names do not make packages, pinouts or thermal paths interchangeable.
  • Modules and combined devices: the F5305S PMOS trigger board is a populated circuit; a Si4599 expansion board contains N- and P-channel functionality. DMC2400UV-7 is a complementary N+P array in SOT-563. Verify each topology and board input/output specification independently of a loose MOSFET datasheet.

Read the selected variant

On the repeated 16-choice SOT-23 selector, AO3401, AO3407 and BSS84 appear alongside AO3400, AO3402, BSS138, 2N7002/2N7002K, BSS123 and other choices. Most selections are 100 pieces of one selected code, while 8205A and 8205S are 10-piece selections; these pages do not state that every code comes in one assortment. “Color” or “Voltage” may encode the part number and quantity, not color or a measured voltage. Other pages offer 5/10/20/30/50/100-piece choices for a specified model, such as AOD4185, IPD90P04P4L-04, STD10P6F6, ZVP2110A and SSM3J356R. The AOD TO-252 menu offers one of nine models per 10-piece choice. The FQD menu mixes P-coded FQD11P06/FQD12P10 with N-coded alternatives; the IRF9Z-named heading actually offers only IRLZ/IRFZ N-channel choices. Select by the checkout variant, not by every model in a headline.

What “logic level” must mean in your circuit

Look up the exact manufacturer's on-resistance test conditions at your available gate-source voltage, rather than treating gate threshold as a full-on specification. For a P-channel high-side design, gate drive is measured relative to its source, not simply relative to ground. Check maximum gate-source and drain-source voltages, current under the intended cooling conditions, safe operating area, gate charge, switching frequency and package pin mapping. A 30 V or 40 V option label is not evidence of 3.3 V logic compatibility. Seller current, power, originality and certification statements are not independently established for every product here.

Other devices in this collection

PSMN2R0-25MLDX and BUK9K18-40E are N-channel LFPAK devices; IRLZ/IRFZ, IRFS, STP110N7F6, STW45NM60 and other selected MOSFETs need separate polarity and gate-drive checks. PTF080901E/PTF080901 is an RF LDMOS device, while BD-series and BC327/BC337 are bipolar transistors and J-series TO-92 choices are JFETs. None should be treated as a drop-in P-channel logic-level switch merely because it appears here.

Frequently asked questions

Will every P-channel MOSFET here switch fully from a 3.3 V microcontroller?

No. Compare the exact part's on-resistance at the available negative gate-source voltage, then verify the high-side gate-drive arrangement and its voltage limits.

Are the multi-model SOT-23 listings assorted kits?

No assortment is established by those option lists. Choose one model-and-count variant; 8205 selections use a different pack size from most other codes.

Can I replace a TO-252 MOSFET with a DFN or SOP-8 part?

Not by polarity alone. Their footprints, terminals, heat removal and electrical characteristics need a complete datasheet comparison.

Is the F5305S board the same as an IRF4905S device?

No. One is an assembled trigger module; the other is a discrete MOSFET listing. Verify the board's fitted part and control behavior separately.
