P-Channel MOSFETs, SMD and Through-Hole Options
Explore P-channel MOSFET components in SOT-23, SOP-8, TO-252, TO-220, TO-247 and other packages. This collection includes individual part-number packs, pages with selectable models and quantities, dual-channel devices, complementary N/P pairs and assembled switching modules. Read the selected variant before ordering: a shared product heading can list more models than the option actually supplied.
Choose by device and package
- Small surface-mount parts: P-channel choices include AO3401 and AO3401A, BSS84, AO3407, SI2305, FDN340P and DMG2305UX in SOT-23-style listings, plus SSM3J356R in SOT-23F and PMV65XP. Some shared SOT-23 menus also contain N-channel 2N7002, BSS138, AO3400 and other models. Labels such as “Color” or “Voltage” may encode the exact part number and pack size rather than a color or supply-voltage selection.
- SO-8 and compact power packages: see AO4407, AO4435, AO4421-series options, NCE4953 and APM4953 dual P-channel devices, as well as AO4801 and FDS4935A. AONS21357 DFN 5×6 and AONR21357 DFN 3×3 have distinct footprints despite similar naming. TO-252 choices include AOD409, 2SJ599, IRFR5305 and SUD50P04-series parts; TO-263 IRF4905S is not a drop-in footprint match for TO-220 IRF4905.
- Through-hole power parts: listings include IRF4905, IRF9540N, IRF9530N, NDP6020P, FQP47P06, IRF5210, SUP90P06 and IRFP9140N. Some TO-247 pages offer an N-channel IRFP140N or IRFP240 alongside a P-channel IRFP9140N or IRFP9240: select the actual option, not just the shared heading. Similar suffixes and packages do not establish electrical interchangeability.
- Mixed and assembled listings: DMC2400UV is a dual N+P MOSFET array and Si4599 is sold here as an N/P expansion board, not a bag of discrete P-channel transistors. FR120N, LR7843, D4184 and PWM trigger products are assembled switching boards whose internal devices and drive arrangements must be checked on their own pages. Other included listings have N-channel MOSFETs, an IGBT, I2C multiplexers, a PWM servo driver, or voltage-regulator choices. They are not P-channel alternatives merely by appearing in this collection.
Check the selected pack before purchase
Quantity may be fixed by the listing or chosen as a variant: examples range from single boards and 5-, 10-, 20-, 50- or 100-piece device packs to a 3,000-piece AO3401A listing. A menu with eight model names normally offers one selected model per pack, not an eight-type assortment. A TO-247 paired listing explicitly offers an IRFP140N/IRFP9140N pair as well as individual-model choices; confirm which option is in the cart. Verify manufacturer part number, channel polarity, exact package and footprint, pin arrangement, drain-source and gate-source limits, on-resistance at the available gate drive, gate charge, safe operating area and thermal design from the relevant datasheet. Seller current, voltage, originality and compliance claims are not blanket specifications for every listing or an independent verification.
Frequently asked questions
Are all products here P-channel MOSFETs?
No. Shared selectors include N-channel parts, complementary pairs, modules and even non-MOSFET devices. Check the exact selected option and product type before ordering.
Does “Color” specify the case color?
On several pages it specifies a part number, quantity or module version. Read its complete value rather than using the headline as the final ordering code.
Can I replace a TO-220 P-channel part with a TO-252 or TO-263 part?
Not by package name or similar model number alone. Footprint, pinout, heat removal and electrical characteristics differ; compare full datasheets and your board design.
Is a dual N+P part the same as two P-channel transistors?
No. A complementary dual device has one N-channel and one P-channel element. Check its internal connections and package pinout for the intended circuit.
